摘要
High thermal conductivity ceramics have been drawn much attention due to energy and environment-related issues. Ever growing power electronic devices have desired ceramic substrates with high thermal conductivity. In this article, the developments of representative high thermal conductivity ceramics, Silicon carbide, Aluminum nitride and Silicon nitride, are reviewed including the fundamental understanding of factors influencing thermal conductivity, and the key technologies for enhancing thermal conductivity such as sintering additives and methods.
