We demonstrate a high-bandwidth waveguide-coupled germanium photodiode compatible with the complementary metal-oxide-semiconductor fabrication, achieving a bandwidth of 135 GHz at -1 V and enabling four-level pulse amplitude modulation signal reception up to 270 Gb/s.
