摘要
We have investigated the impact of growth temperature on the structural and optical properties of catalyst-free β-Ga2O3 nanostructures grown by the chemical vapor deposition method. Scanning electron microscope results reveal that regular 'flower'-like nanorods grown at 900 °C are well aligned. Raman spectra and x-ray diffraction show that these nanorods crystallize as β-phase Ga2O3 with a preferable (−201) orientation. Intense absorption in the UV region was clearly observed for these nanorods, suggesting that regular 'flower'-like nanorods can meet the requirements of UV photodetectors.
