ABSTRACT The “zero value effect” of SiO 2 /Zr 2 WP 2 O 12 (ZWP) mixed filler with positive and negative thermal expansion coefficients (±CTE) is utilized to modify Bismaleimide‐triazine (BT) resin/glass fiber (GF) composite materials in this paper. This study reveals that by varying the mixing ratio of SiO 2 /ZWP hybrid filler, the linear CTE of the BT resin‐based composite material initially decreases and then increases. When the ratio of SiO 2 to ZWP is 3:7, according to the rule of mixture (ROM) calculation, the CTE value of the mixed filler approaches zero at 0.13 ppm/°C, and the CTE value of the BT resin‐based composite material with 70 wt.% “zero value effect” mixed filler reaches its minimum at 4.3 ppm/°C. The improved Schapery model was used to accurately calculate the CTE results of the mixed resin modification. The BT resin‐based composite materials with “zero value effect” mixed filler have great potential for widespread applications in the field of chip packaging substrates.
