摘要
Reducing switch loss and increasing heat-sinking capability were very important research topic in the high power density inverter for EV/HEV applications. In this paper, an inverter with a new development power module was built. The power module was packed using a hybrid SIC power device to reduce the switching loss and direct cooling technology to decrease the thermal resistance. The double pulse experiment results show that compared to SI power module the hybrid SIC power module can reduce the turning on loss of IGBT and reverse recovery loss of diodes. Finally, the inverter performance was tested in the platform of 100kw three-phase PM motors. The inverter power density was 14.8KW/L and the power-to-weight ratio reached to 10.5kw/kg.
