摘要
We demonstrate VCSEL arrays for LiDAR applications with high peak optical power densities >1.5kW per mm 2 of die area, and high slope efficiency, >6W/A, under pulsed operation. Arrays are contacted electrically as a single-section or multiple stripes of emitters or as a 2D matrix-addressable grid.
