Effects of Temperature and Humidity on Pattern Defect on Photomasks

Defects commonly seen in the photomask making process are described,and effects of temperature and humidity on these defects are analyzed.Based on applications in actual process,useful discussions are made about defect control methods.It may provides a guidance for photomask manufacturing.
