A Selective Etch for InAlAs over InGaAs and for Different InGaAlAs Quaternaries

A wet etch which removes and (for higher mole fractions) while stopping on and (for lower mole fractions) has been developed. The etch rate, stop etch surface, and mesa step edge characteristics of this etch are presented.
