Recent Progress in Ultra-high-speed PIN Photodetector for Optical Communications

The progress in research and development of InGaAs PIN ultra high speed PIN photodetectors in the last decade is summarized.Advances in conventional surface illuminating photodetectors, waveguide photodetectors,evanescently coupled waveguide photodetectors,refracting facet photodetectors,mirror photodetectors,and uni travelling carrier photodetectors are introduced,as well the structure of ultra high speed photodetector package.The outlook for the development of photodetectors is discussed.
