Computer simulation for photomask pattern processing

The finite state machine model is applied to the computer simulation of photomask pattern processing,covering layer adjustment,sizing and reserve. The process procedures are defined as status while the requirements in the tooling form are defined as input conditions to trigger status transfer. An electronic design automatic software based on this model is developed to hold the data handling of photomask.
